Captain Vidal from Pan's Labyrinth would have to top my list, which would also include Hans Gruber, Simon Gruber, Keyser Söze, Anton Chigurh, Bill the Butcher, Daniel Plainview, Angel Eyes, Frank from Once Upon a Time in the West, Nurse Ratched, Diane Christensen, HAL 9000, Darth Vader, the Wicked Witch of the West, Agent Smith, the Joker, Alex DeLarge, Barton Fink spoilerCharlie Meadows and KHAAAAAAAAAAAAAAAAAAAAAN! There are a number of villains (most notably Hans Landa and pretty much anyone played by Klaus Kinski) I haven't listed because I stupidly haven't seen their films yet, but I suspect once I've seen them I'll end up ranking them in the company of the above.
